1 引 言
微透镜阵列(MLA)是阵列光学器件中重要的光学元件,通常由一系列孔径为微米量级的透镜按照一定的方式排列而成。将微透镜阵列用于先进的高集成度和高性能系统中,可以实现光学校准、调焦、扩散照明、成像等多种功能[1]。随着现代科学技术的发展,各类光学系统逐渐趋于微型化、集成化和功能化,从而对微透镜阵列等光学元件的材料和技术工艺提出了更高要求。目前,用于制造微透镜阵列结构的常规技术包括灰度掩模法[2]、光刻胶热熔法[3]、单点金刚石切削加工[4-5]、离子束刻蚀[6]以及热压模成型法[7]等,这些技术均存在一定的优势和劣势。例如:灰度掩模法在加工精度方面有所改善,但对设备的要求较高,成本相对较高;光刻胶热熔法具有工艺简单、成本低的优点,对设备的精度要求不高,目前应用得较为广泛,但使用的光刻胶易老化、不耐高温,且材料的选择受限;单点金刚石切削加工的精度较高,但加工玻璃等脆性材料时,每次的切削进给量只能设置得非常小,很难保证前后加工一致,不适合批量生产;离子束刻蚀技术可以制造特征尺寸小、表面质量高的微纳结构,但该工艺受到了生产效率及工艺稳定性的限制,不能很好地满足行业需求。此外,上述技术通常适用于加工平面微结构,难以满足在曲面上制造复杂微结构的需求。尽管可以通过光刻[8]、软光刻[9]和干法刻蚀[10]等微光学技术来实现曲面三维微结构,但这些技术无法在设备中实现灵活集成,从而在很大程度上限制了微透镜阵列在功能性集成设备中的应用[11]。
近年来,飞秒激光加工技术已成为微纳制造的一大利器,其以强大的可编程设计优势,很好地实现了小尺寸、高精度、复杂表面轮廓以及功能化三维结构的灵活制造,成功地解决了上述技术存在的问题。飞秒激光加工通过紧聚焦超短脉冲激光来获得具有超高能量密度的焦点[12],能轻松突破衍射极限,实现超高精度复杂结构的微纳加工。同时,飞秒激光以“冷加工”的性能特点极大地拓宽了可加工材料的范围。与其他制备方法相比,飞秒激光加工技术制备得到的微镜阵列结构的尺寸小,而且该技术的制备效率高,可以大面积制备,重复性好,可加工材料范围广,引起了国内外学者的广泛关注[13-18]。
本文介绍了飞秒激光双光子聚合(TPP)加工和化学刻蚀辅助飞秒激光烧蚀加工制备微透镜阵列的研究进展,简述了微透镜阵列的应用,分析了飞秒激光加工技术制备微透镜阵列存在的问题和发展趋势。
2 飞秒激光加工技术
根据加工方式的不同,飞秒激光加工技术可以分为两种。第一种是双光子聚合加工技术[19-21],该技术通过增材加工的方式对聚合物材料(光敏树脂、金属溶液、生物兼容材料和石墨烯氧化材料等)进行微纳结构的三维制造;第二种是飞秒激光烧蚀加工技术[22-23],该技术通过减材加工的方式对硬质材料(半导体材料、介质材料和金属材料等)进行复杂结构的去除加工。下面分别介绍飞秒激光双光子聚合和化学刻蚀辅助飞秒激光烧蚀加工制备微透镜阵列的相关研究。
2.1 飞秒激光双光子聚合加工
双光子聚合是无掩模制造功能性微器件和纳米器件的通用技术[24],特别适用于制造具有若干特性的微光学和光子器件[25-27]。双光子聚合是指物质发生双光子吸收后而引发的光聚合过程[28]。其中的双光子吸收是指物质与强激光相互作用时,物质的一个分子同时吸收两个光子的能量,从而使其从基态跃迁到激发态的过程,属于三阶非线性效应中的一种。由于双光子吸收只能在强激光作用下发生,而飞秒激光在焦点处的能量高,其他光路的激光能量低,因此双光子吸收的能量主要集中在激光焦点处,能量低于双光子吸收阈值的焦点外围区域不产生双光子吸收。此外,由于激光光场强度没有达到材料的双光子吸收条件,以及材料在该波段不响应(吸收谱线之外),双光子聚合作用不能发生,因此飞秒激光可以实现逐点加工,能够制造具有纳米级空间分辨率的精密微结构[29-30]。双光子聚合加工的优势在于它可以通过读取CAD文件直接将聚合物模型打印成实际结构,仅需几个步骤即可完成微结构的生产制造,整个过程不到一小时;而且,双光子聚合的加工环境和参数易于控制,可以轻松修改得到所需的结构[31]。此外,采用增材制造的方式可以直接集成避免组装错误。国内外许多研究团队已采用双光子聚合技术制造了形貌复杂的高精度微透镜阵列。2009年,Wu等[32]采用飞秒激光双光子聚合直写技术制造了非球面微透镜和具有100%填充因数的透镜阵列,如

2015年,Wu等[33]再次通过优化实验参数后的双光子聚合技术,将聚合物装置成功集成到封闭的玻璃微通道中,得到了一种新型的多功能细胞计数微器件。该制备过程包括4个步骤。首先采用双光子聚合技术在玻璃内部写入3D潜像,如

双光子聚合技术具有操作简单、分辨率高(<100 nm)和3D处理能力等特点,已被广泛用于制造复杂的功能性3D微纳米器件;但在其初步形成凹坑阵列时,仍是以逐点扫描的方式进行制造的,这会在实际应用中受到速度的限制。为了提高效率,人们通常利用微透镜阵列、衍射光学元件或多光束干涉的多焦点并行制造方法,然而,这些方法的缺点在于焦点的位置由光学元件固定,且仅适用于制造具有相同形态的微结构阵列[34]。使用空间光调制器(SLM)制造复杂微结构是一种更加灵活的方法[35]。SLM是一种动态衍射光学元件,可以调制入射波前的相位,利用透镜或物镜进行全息变换之后就能形成任意光点阵列[36]。将SLM引入到飞秒激光加工系统中可实现多光点并行加工,且光点阵列中的每个单元的能量都可以单独调节,因此单次曝光后可得到尺寸不同的光点阵列,进一步提高加工效率。
Yang等[37]将空间光调制器引入到了双光子聚合加工系统中,如

2018年,Lin等[38]采用双光子聚合技术在曲面上制造了由微透镜阵列和针孔阵列组成的3D曲面复眼结构。与其他微加工工艺相比,通过双光子聚合分层增材制造的方式创建光学结构,整个过程一步成形,无需二次装配,避免了装配错误。佛罗里达大学的He等[39]提出可采用双光子聚合技术来实现可调焦点液晶微透镜阵列的制造,该器件中关键的抛物线结构(用于产生不均匀的电场分布和均匀的液晶取向)是由双光子聚合技术直写而成的。这表明,使用双光子聚合直写技术来制备具有液晶对准的曲线表面结构是可行的,这为在曲线表面上进行任意构图打开了新的大门,同时也证明了该技术是制造其他可调光子器件的有力工具。特鲁瓦技术大学的Peng等[40]利用双光子聚合技术制造了特征尺寸低至80 nm的包含量子点的3D光致发光纳米结构,这项工作证明了双光子聚合技术具有制造超高分辨率3D光致发光聚合物纳米结构的能力。此外,双光子聚合直接激光写入可控制活性聚合物纳米结构的空间定位、尺寸及光致发光特性,这为某些有前途的应用开辟了新途径。
2.2 化学刻蚀辅助飞秒激光烧蚀加工
飞秒激光烧蚀已被证明是一种通过改变固体表面性质来制造各种功能材料的通用且可靠的技术[41],但其逐点扫描的加工特性往往导致加工耗时较长,加工硬质材料后的表面粗糙度较高,因此只能获得有限的高质量微结构,在一定程度上降低了微透镜的光学性能。采用化学刻蚀辅助飞秒激光烧蚀加工的方法可以快速实现高精度三维微纳结构的制造[42],这种加工方式主要是在飞秒激光诱导材料表面产生缺陷的基础上,再进行湿法或干法刻蚀处理,以加速刻蚀效率,得到表面更光滑、质量更高的微透镜及微透镜阵列。下面对湿法刻蚀和干法刻蚀辅助飞秒激光烧蚀加工进行介绍。
2.2.1 湿法刻蚀辅助飞秒激光烧蚀加工
湿法刻蚀辅助飞秒激光烧蚀加工是一种高效的成形方法。该方法首先利用飞秒激光在材料表面诱导出凹坑阵列的改性区域,然后使用氢氟酸等腐蚀试剂辅助刻蚀,加快微透镜的形成[43-44]。飞秒激光经物镜聚焦后,会在焦点处形成一个极端物理场。在此过程中,激光辐照区域的材料会发生晶格结构的改变,化学键的键角减小,激光辐照区域材料的化学反应活性增大,自组装纳米结构形成,进而导致局部光影响区域的形成。与未受激光辐照的区域相比,材料受光影响的区域与刻蚀剂的反应速率更高,因此刻蚀仅发生在激光辐照区域,从而实现材料的定向去除[45],形成优质的凹面微透镜阵列。后续可结合复制工艺,得到凸透镜阵列。在过去的10年中,湿法刻蚀辅助飞秒激光技术得到了进一步发展,其与多种技术的结合提升了飞秒激光的加工效率,人们已经制备出了复杂程度高、表面质量好以及功能性强的微透镜阵列。2010年,Chen等[46]利用飞秒激光烧蚀结合氢氟酸刻蚀的方法,在数小时内制造出了直径小于100 μm的大面积紧密堆积矩形和六角形凹微透镜阵列,如

2016年,Deng等[47]利用单脉冲飞秒激光湿法刻蚀与热压花技术相结合的方法,制造了眼孔平均直径为24.5 μm、眼球总数达30000的人工复眼,如

2018年,Cao等[48]将SLM引入到飞秒激光系统中,利用多光点并行加工在半径约为120 μm的曲面上初步形成了复杂的三维结构,然后使用氢氟酸溶液(质量分数为20%)进行湿法蚀刻,得到了3D密排复合微透镜阵列,如

微透镜阵列在大气环境、海洋探索和微流体系统等方面都有广泛应用,但是当微透镜阵列应用于水介质中时,普通的微透镜阵列表面易被油污污染,导致其光学成像能力丧失。2019年,Li等[49]将飞秒激光湿法刻蚀与飞秒激光直写技术相结合,制造了超疏油性聚二甲基硅氧烷(PDMS)微透镜阵列,该阵列由10000个密排的微透镜组成,孔径为50 µm。该微透镜阵列的制造过程如

2.2.2 干法刻蚀辅助飞秒激光烧蚀加工
湿法刻蚀辅助飞秒激光加工方法可以在石英、硅、碳化硅、玻璃等材料上快速制备出高精度且形貌可控的微透镜阵列及其他三维微纳结构,但湿法刻蚀在加工过程中存在刻蚀液与被加工材料完全接触时产生的横向腐蚀问题,从而使得二者的化学反应生成物会在短时间内附着在材料表面,阻碍刻蚀液与被加工表面充分接触,进而影响刻蚀的均匀性,导致微透镜阵列出现形貌畸变和图形失真,加工精度降低。而干法刻蚀能很好地避免这个问题。干法刻蚀技术是在真空度较低的环境下使气体等离子体在电场的作用下,对被刻蚀材料同步进行物理轰击和化学反应的刻蚀技术。可以说,除化学溶液腐蚀以外的所有刻蚀技术都可以被称作干法刻蚀。工业上广泛应用的干法刻蚀工艺包括反应离子刻蚀、感应耦合等离子体刻蚀和离子束刻蚀,它们实质上都是基于等离子体效应的加工技术。在电场作用下形成的电离化气体称为等离子体,这种气体的化学活性比未经电场作用的气体强很多,能够提高其与基底材料的反应速度,达到刻蚀的目的,属于化学刻蚀。当等离子体经电场加速进入基底材料中并与基底材料中的原子发生交换时,基体材料的组成就会发生变化,整个过程不发生化学反应,属于物理刻蚀。这种干法刻蚀工艺通过控制气体流速、电极功率和离子能量等进行刻蚀,具有可控性好、精度高、加工效率高等优点。2017年,Liu等[50]利用干法刻蚀辅助飞秒激光加工技术在硅晶片表面制备了均匀排列的凹面微透镜阵列,如

3 微透镜阵列的应用
研究微透镜阵列制备方法的目的是尽可能使制造出的微透镜满足尺寸精度要求并制造出形貌多样的功能结构,使其能广泛应用到实际工程中,推动微工程系统、光纤通信、光信息处理和光传感技术的发展。目前,微透镜阵列已在光纤耦合器、光场相机、光场显微镜、波前传感器、激光照明、光束整形、生物芯片等方面取得了重要应用。2000年,日本科学家Tanida领导的研究小组[52]提出了一种类蜻蜓复眼结构的小型成像系统,如

飞秒激光技术在保证其所制备的微透镜阵列具有体积小、精度高、光学性能优异的同时,实现了多种形貌微透镜阵列的灵活制造,能够满足微工程系统和光学系统对高精度微小器件的需求。飞秒激光加工与多种技术的结合能够大大提高制造效率,制备得到的微透镜阵列具有良好的复制性,而且可以在微通道内实现直接集成制造。2015年,Wu等[58]利用双光子聚合技术将7个微透镜组成的微光学器件高精度地集成到微流体中得到了光流微芯片,该芯片能够监测穿过通道宽度的任何位置的细胞;他们通过观察7个微透镜的强度随时间的变化来进行细胞检测(如

4 结束语
随着科学技术的发展,光学元件的微型化势必使分立元件向阵列元件发展。要发挥光子作为信息载体所具有的高速度、并行性和巨大的互连能力,就必须发展微透镜阵列元件。因此,研究微透镜阵列的制备方法就成为微光学领域极其重要的前沿课题之一。飞秒激光技术作为一种高精度、高分辨率、可程序化设计和三维结构直写的微透镜阵列加工方式,具有其他加工方式不可比拟的优势。近年来,人们已利用飞秒激光技术制备了多种功能性微透镜阵列,例如仿生复眼、液晶微透镜阵列、红外微透镜阵列和超疏水/油性微透镜阵列,其轮廓包括凹面、凸面、曲面和球面,所使用的材料主要以玻璃、硅、PDMS和蓝宝石为主[61-67]。飞秒激光加工与各种技术的结合已成为制备微透镜阵列的新方向。例如,飞秒激光与湿法/干法刻蚀相结合可以提高制造效率,与热压印技术相结合可以制造凸微透镜阵列,与空间光调制器相结合能够实现多光点并行制造。本文介绍了微透镜阵列的基本功能和应用领域,分析了常规制备方法的优缺点,论述了飞秒激光加工技术制备微透镜阵列的研究进展。飞秒激光双光子聚合技术和化学刻蚀辅助飞秒激光烧蚀加工技术都具有灵活制造复杂微结构的能力,使得飞秒激光加工技术成为重要的微透镜阵列的加工方式。
目前,飞秒激光制备微透镜阵列已得到了一定发展,然而在实际制造和应用中仍然存在一些问题,如:飞秒激光双光子聚合因其逐点扫描的加工方式,往往需要花费数小时才能完成微纳米器件的制造,这使得它在实现大尺度结构和高精度加工之间存在着矛盾,不适用于实际生产。采用湿法或干法刻蚀辅助飞秒激光烧蚀的加工方式能够进一步提高制造效率,获得光滑的表面结构;然而,借助腐蚀液和刻蚀腔进一步刻蚀时可控性不高,微结构尺寸不易控制,得到的微透镜形貌较为单一,需要进一步优化工艺;而且激光烧蚀的减材加工方式,使得制备的结构均为凹面透镜阵列,需要借助复制工艺获得凸面透镜阵列。此外,这两种技术在加工效率上都有待进一步提升。将空间光调制器引入飞秒激光加工系统是制造复杂微光学和光子器件的有效方法,有望实现高速、大批量的工业生产。
尽管飞秒激光制备微透镜阵列还存在一些不足之处,但通过飞秒激光加工技术的持续优化升级以及新型激光器的研发,微透镜阵列将在尺寸精度、制造效率以及材料选择上有所突破。可以肯定的是,随着工业需求的扩大,飞秒激光技术将会与更多的科学技术相结合,获得复杂灵活且兼具独特功能的微透镜阵列,从而推动光纤通信、光学传感、全视角成像、生物医疗检测以及其他微光学系统的发展,促进国民经济的发展和国家科技的进步。
