Significance Continuous miniaturization of traditional silicon electronic devices and photoelectric components increases the integration and performance of devices and introduces some undesirable problems caused by the size and quantum effects, and increased power consumption. Thus, the development of multifunctional next-generation nano-devices with more excellent performance than traditional devices is inevitable and significant in the post-Moore era. Owing to the excellent mechanical, thermal, electrical, and optical properties of nanomaterials, such as nanoparticles, quantum dots, nanowires, nanotubes, and two-dimensional (2D) materials, many studies have suggested that these materials are suitable for channel or electrode of multifunctional and high-performance nano-devices. Thus, the study and development of nano-devices based on nanomaterials are crucial for solving the bottleneck problems of electronics in the future.
Recently, abundant theoretical and experimental results have demonstrated that bending, folding, twisting a single nanomaterial, and arranging, assembling, connecting several nanomaterials can improve properties further or bring extraordinary characteristics of nano-devices. For instance, compared with chemical doping and contact engineering, deformation of 2D materials can solve the Fermi-level pinning and carrier concentration decreasing in nano-devices and may introduce new phenomena, such as piezotronics and piezo-phototronics. Thus, methods and accompanying systems for moving, arranging, deforming nanomaterials, and fabricating nano-structures and nano-devices will be crucial and indispensable in the electronics field in the future. The most “top-down” approaches for fabricating electronic and optoelectronic devices, such as ultraviolet lithography, electron beam lithography, and laser writing, are unfit for the mentioned purpose. Instead, nano-manipulation technology, as a “bottom-up” method, is proposed to move or spin atoms, nanomaterials, and cells in the nanoscale resolution. Based on this, it is promising in moving, deforming, and assembling nanomaterials in high-precision than other methods. For example, some indirect methods for bending 2D materials (e.g., thermal expansion mismatch, deformation of flexible substrates, and substrate surface topography modification) exist some problems, such as slipping of materials, small deformation, and uncontrollability. Nano-manipulation can use probes to push or fold materials in nano-/micro-scale directly and achieve large, complex, and controllable deformation. With electron beam-induced deposition, laser processing, and nano-welding, this technology can also develop nano-structures with excellent properties, weld a single material onto an electrode to fabricate devices, and test properties of a single material and device. Thus, it provides a new idea for the development of new-generation nano-devices with excellent performance.
Among many nano-manipulation techniques, methods and systems based on the microscopes with nano-level imaging accuracy, e.g., scanning probe microscope (SPM) and electron microscope (EM), are widely used. With the microscope monitor, the system controls the motion module to move the probes, tweezers and other manipulation tools in high-precision, and then moves, picks up, and bends nanoparticles (NPs), nanowires (NWs), and 2D materials. Besides, optical tweezers, magnetic tweezers, and acoustic tweezers can apply force to materials and trap or move these further by controlling the optical, magnetic, and sound fields. To develop nano-devices, manipulation methods based on SPM, EM, and optical tweezers are promising and anticipated. Thus, it is necessary and significant to introduce and summarize the recent studies in these nano-manipulation methods and understand their application in nano-devices.
Progress This study introduces the recent research in nano-manipulation based on scanning probe microscope(SPM), electron microscope(EM), and optical tweezers. For SPM manipulation, the principles and typical process demonstrate the capacity for accurately moving particles of tens to a few nanometers in diameter and weakness in real-time imaging, efficient and complex manipulation. For real-time imaging during manipulation, representative improvements include strategy optimization and development of parallel imaging/manipulation system (
Conclusions and Prospects SPM manipulation, EM manipulation, and optical tweezers have their advantages, limitations, and applications (
1 引言
电子器件及光电器件一直在遵循着摩尔定律不断发展,其特征尺寸不断减小并逐渐逼近极限。然而,尺寸减小带来的尺寸效应、量子效应、功耗增大等问题也会导致器件性能下降甚至失效,因此,当器件尺寸达到极限后,微电子技术将进入后摩尔时代。如何进一步突破传统硅基器件、实现器件多功能化以满足各行业的需求成为了不可避免的问题。在诸多后摩尔时代探索的道路上,利用纳米材料代替现有传统材料研发高性能、多功能器件是重要的发展方向之一。近年来,相关理论及实验研究已表明,零维材料、一维材料以及二维材料不仅可以作为电子器件及光电器件的沟道材料、电极材料及辅助结构材料,实现具有优异性能的多功能纳米器件,还有利于实现柔性、可穿戴器件的研制[1-5]。因此,以纳米材料为基础的电子、光电纳米器件的研发是未来突破电子技术瓶颈的重要手段之一。
目前,纳米器件的制造方法多采取“自上而下”的手段,即利用紫外光刻、电子束光刻、激光直写等技术构建器件电路,进而实现大规模器件及集成电路的制造。然而,随着对纳米器件研究的不断深入,人们发现,通过对单个纳米材料进行弯曲、折叠、扭转等,或对多个纳米材料进行连接、装配、排列等,可以实现特殊、复杂纳米结构的制造,获得性能更为优异的纳米器件[6-7]。因此采用“自下而上”的手段,实现纳米材料精确定位、排布、装配、焊接的方法及装备成为了未来微电子技术发展的重要需求。自美国IBM公司实现原子搬迁以来[8],纳米操作技术作为一种“自下而上”操纵纳米材料及制造纳米结构的重要手段,已被应用于纳米材料性能检测[9]、纳米结构制造与装配[10]、纳米光学[11]以及生物医学等领域[12]。该技术具有微纳米级别的操作精度,能够对单个纳米材料进行夹持、搬迁、放置、堆叠等位移操作以及拉伸、弯曲、扭转等变形操作;同时,该技术借助电子束诱导沉积、激光焊接、电子束辐照等能够实现纳米材料掺杂、焊接、装配等[13],为纳米材料在新型功能器件中的应用提供了技术支撑。
纳米操作技术种类繁多,其中的一种是依托具有纳米级成像精度的显微镜进行操作的技术。例如,基于扫描探针显微镜(SPM)、电子显微镜(EM)的操作,借助显微镜的成像系统,通过控制高精度运动模块使探针、镊子等工具进行纳米精度的运动,进而对纳米颗粒(NPs)、纳米线(NWs)、二维材料等进行推移、拾取、放置、弯曲等。除此之外,通过控制光场、磁场、声场等,使位于能场作用范围内的被操作对象受到力的作用而产生位移、旋转。基于这一原理的有光镊、磁镊、声镊等。另外,通过化学修饰等方法也可以实现纳米材料的自变形、自组装等[14]。然而,综合考虑各操作技术的应用范围、设备成本、操作效果后可知,基于SPM、EM的操作技术和光镊技术在纳米材料操作及器件制造方面具有重要地位。因此,本文重点对基于SPM、EM的操作技术以及光镊技术的典型研究成果进行简要叙述及总结,并针对纳米材料操作及纳米结构的制造,分析不同操作技术及装备的主要特点,探讨其在器件制造应用中的前景,为纳米材料电子器件及光电器件的实现及发展提供新思路。
2 基于SPM的纳米操作技术
2.1 操作原理及特点
SPM具有尖端半径为几纳米的探针、亚纳米级精度的运动系统以及高精度的反馈系统,因此,SPM不仅可以对样品表面的纳米形貌进行成像,还可以对纳米材料进行操作。目前,主要的纳米操作技术为基于原子力显微镜(AFM)及扫描隧道显微镜(STM)的纳米操作技术。1994年,Schaefer等[15]以AFM探针为操作工具,在室温下对WSe2基底上的金颗粒进行了推移,实现了多个直径在100 nm以下的金颗粒按指定方向的移动,并最终汇聚形成了Au NPs团簇。类似地,Junno等[16]也利用AFM实现了直径为30 nm的GaAs NPs的移动。在此基础上,Ramachandran等[17]在利用探针直接接触并推动NPs的基础上,根据AFM的力反馈信息对针尖与NPs之间的相对位置进行更精确的控制,实现了直径为5 nm和15 nm的Au NPs的操作。基于STM的操作技术在原理上与基于AFM的操作技术相似,也是利用探针针尖对被操作对象施加力的作用,使被操作对象产生位移。不同点是,基于STM的操作技术可以通过控制针尖与基底之间的电压、隧道电流产生的电场或热场来控制对被操作对象力的作用[4,18-19]。

2.2 实时成像信息的获取及操作策略优化
为提高基于SPM操作的成功率及效率,一方面,获取操作过程中实时的视觉反馈信息成为了突破口之一。Kim等[21]提出了一种具有同步视觉引导的纳米操作技术,即在采用AFM探针推动颗粒的同时,能够获得颗粒运动轨迹的成像。该方法的原理如

2.3 三维复杂操作的实现
在实现NPs、NWs推移操作的基础上,进一步实现三维复杂操作是拓宽该技术应用的关键目标。Xie等[27]在双探针AFM系统的基础上进行了纳米材料的夹持、拾取、放置操作[27]。其原理是利用双AFM探针针尖形成镊子,对NWs进行夹持,通过移动样品平台使NWs移动至预期位置,最后将其放置在基底或另一根NWs上。该方法实现了NWs的三维操作及装配,为纳米结构制造以及NWs同质结、异质结的构建提供了可能。Park等[28]将具有圆形槽的甲基丙烯酸甲酯(PMMA)作为基底,通过AFM探针的二维推动,进行了金纳米球(NSs)的三维堆叠,形成了一种三维等离子基元团簇,如

2.4 纳米操作技术在纳米制造及纳米器件中的应用
近年来,基于SPM的纳米操作技术由于具有纳米级别的成像及操作精度,因而被广泛用于单个纳米材料的性能测试及调控中。Vasi

综上,基于SPM的纳米操作技术可以实现单个纳米材料的性能测试及调控、特殊纳米结构的装配及制造、纳米器件电路结构的制造等,是高性能器件研发的强有力工具之一。
3 基于EM的纳米操作技术
3.1 操作原理及特点
基于SPM的纳米操作技术的最大局限在于难以对操作过程进行实时成像,进而无法及时调整操作策略,使操作成功率大大下降。EM利用电子束成像技术也可以对样品表面进行纳米级精度的成像,因此将EM作为视觉系统,与纳米操作平台相结合,可以实现对操作的实时监测及调整,极大地提高操作的灵活度和效率。常见方法主要包括基于扫描电子显微镜(SEM)及透射电子显微镜(TEM)的操作,二者在原理上基本相同,均是在显微镜的样品仓中建立纳米操作平台,根据显微镜的实时成像信息,通过控制运动平台带动探针、纳米刀、微镊子等工具进行操作。不同之处在于TEM相对于SEM的成像精度更高,有利于实现更高精度的操作,但TEM对纳米操作平台的紧凑性、真空兼容性以及平台对成像系统的干扰有更高的要求。
日本名古屋大学的Fukuda等[34-35]较早设计了基于SEM的纳米操作机器人。如

与基于SPM的操作系统相比,基于SEM的操作系统凭借实时的视觉反馈以及灵活的运动系统,更适合用于复杂的三维操作。Zimmermann等[40]对微纳米粒子的加持、放置及堆叠操作进行了研究。他们利用探针与颗粒接触面积越大导致吸附力越大的原理,制造了较为细长的钨探针及具有口袋形状的探针。他们将前者作为放置探针,后者作为吸附探针,有效地实现了NPs的夹持、搬迁、放置等,还可以将颗粒堆叠成金字塔状。Denisyuk等[41]利用电子束对探针针尖进行辐照,使针尖部分产生电场,从而使电场作用下的NPs受到介电泳力的作用;当介电泳力大于基底对颗粒的范德瓦耳斯力时,颗粒就可以被探针从基底上拾取,有利于实现NPs的三维操作。Yang等[42]建立了具有视觉反馈控制的纳米操作系统。基于该系统,他们利用数字图像处理技术在SEM的成像图中确定碳纳米管的位置,并控制操作工具从一堆纳米材料中拾取单根碳纳米管,实现了自动化的三维纳米操作,如

3.2 优化操作系统的兼容性及深度信息的获取
多自由度、复杂的纳米操作平台有利于实现多种纳米材料的三维操作及性能测试,但其较为复杂的结构同样带来一些问题。随着平台结构复杂程度的增加,平台的结构间隙增多,因此会使SEM的抽真空效率大大降低,增加了置换样品的时间。并且,平台中较多的传感器在工作过程中会产生热量及噪声,使SEM成像出现漂移现象,不利于操作过程中的精确定位。针对这一问题,Zhang等所在的研究团队[47]对基于SEM的操作技术进行了改进。他们设计了一种“安装-锁定-兼容”的双探针纳米操作系统,该系统的整体尺寸为100 mm×80 mm×46 mm,可以通过SEM的样品置换腔进行探针和样本的更换,避免了频繁打开SEM的真空腔,提高了换样效率。该团队还发现,SEM在高真空及高加速电压下工作时,虽然可以获得较高分辨率的成像,但同时会使样品发生一定的损伤,而在低电压和低真空下工作时,成像结果会产生明显的噪声以及漂移现象。因此,他们在对操作系统进行改进的同时,利用图像处理技术对纳米操作系统的视觉系统进行了降噪及漂移补偿,实现了低电压及低真空下探针的自动定位功能[48],操作平台与EM的兼容性得到了进一步改善。
由于SEM主要是对样品的表面进行二维成像,因此,仅通过SEM的成像信息无法获得操作过程中的深度信息,进而难以控制探针与被操作对象在深度方向的相对位置,易使探针与基底、样品发生碰撞而损坏。针对深度信息获取的问题,Eichhorn等[49]提出了两种获取深度信息的方法:一是通过调整SEM电子束的聚焦位置,利用SEM检测图像的灰度值变化来确定位于不同焦平面的物体之间的深度差值。该方法较为容易实现,但获得的位置信息精度较低,无法达到微纳米级。二是设计一种振动式压电探针,当以一定频率振动的探针接近材料时,其振幅及相位发生变化,通过电信号的变化以及运动控制系统,可以计算出针尖至材料表面的距离,获得微纳米级别的位置信息。Zhou等[50]利用应变片设计了一种定位传感器,形成了一种闭环系统。该系统可以判断探针与基底、样品是否接触,同时该系统还具有低耗能、低产热及高速等特点。另外,Shen等[51]通过构建压敏电阻悬臂或激光反馈系统,使AFM探针可以进行接触式扫描,在一定程度上实现了AFM与SEM的集成,更加有利于获得操作过程中的高精度深度信息,但同时也增加了系统的复杂程度。
3.3 纳米操作技术在纳米制造及纳米器件中的应用
随着基于EM的纳米操作技术的不断发展,该技术应用于器件制造的想法被提出[52]。一方面,利用EM的视觉反馈及压电探针的力反馈功能,可以进行纳米材料的性能测试。例如,可以进行单根NWs的拉伸及弯曲测试[53],也可以进行二维材料的压痕实验以及局部力学性能测试[54-55],并且配合电学性能测试仪还可以进行单根NWs的电学性能测试[56]。这为高性能器件的研发提供了测试手段。另一方面,将基于EM的操作技术与其他制造加工技术相结合,可以对单个纳米材料进行制造加工。Ye等[57]利用图像处理技术建立了视觉伺服控制系统,该系统不仅可以自动识别易于操作的NWs,并将NWs放置于微机电系统(MEMS)的电极上,还可以利用电子束诱导沉积(EBID)技术实现纳米硅与电极之间的焊接。Fukuda等也借助图像处理技术研发了自动操作系统,该系统可对NWs进行自动识别、拾取及焊接等[58-59]。Yu等[60]利用纳米操作技术及EBID实现了碳纳米管与电极之间的焊接,如

4 光镊技术
4.1 操作原理及特点
光镊技术也是一种微纳米操作技术,由Ashkin等[62]提出,Ashkin也因此获得了2018年诺贝尔物理学奖。当粒子处于光场中时,粒子与光进行动量交换,粒子因受到力的作用而发生移动、翻转等。因此,通过控制光对粒子的力的作用以及粒子受到的重力、支撑力、热梯度力、范德瓦耳斯力等其他力,可以实现微小粒子的移动、捕获。光镊技术是一种非接触式的操作技术,避免了操作工具与被操作对象的直接接触,减少了对被操作对象的损伤。但光镊产生的力相对较小,且被操作对象多分散在不同的溶液介质中,溶液的黏滞阻力和布朗力对操作有较大影响,影响操作的成功率,而且,溶液环境也限制了光镊技术的应用。目前,光镊技术在生物分子操作、微纳结构直写、微型器件制造等方面的研究较多[63-65]。
4.2 远场光镊技术及限制
按照使用的光源不同,光镊可分为远场光镊和近场光镊。由于远场光无法突破衍射极限,因此,激光作用范围难以达到纳米级别,从而加大了纳米级尺寸对象高精度操作的难度。光束整形技术可以形成不同类型的光学势阱,远场光镊正是基于这一点来捕获和移动NPs、NWs的。Yan等[66]基于光束整形技术设计了一种逆反射光路,并基于该光路获得了焦深较大的线性偏振贝塞尔光束。由于正光路与逆反光路同时作用,因此光场中的Ag NWs受到的辐射压力相互抵消,形成了稳定的三维光学势肼。Yan等利用贝塞尔光束实现了长度为几微米的Ag NWs的捕获,操作精度小于100 nm;此外,他们还通过改变偏振方向,实现了Ag NWs的旋转,旋转精度可达1°,如
4.3 近场光镊及近场增强方法
与远场光相比,近场光突破了光学衍射极限,使激光的作用范围达到纳米量级,为高精度纳米操作提供了重要的技术手段。产生近场光的常见方法包括界面处全反射、激光辐照纳米金属尖端以及金属辐照纳米小孔等[68-71]。然而,由于近场光的能量较小,其对纳米粒子的力的作用相对较小,难以克服粒子受到的范德瓦耳斯力等其他力的作用。因此,如何进行近场光增强成为了光镊技术的关键问题。Mandal等[72]提出了一种一维光子晶体谐振器结构,将其与波导管耦合后可使谐振器的孔状结构附近产生近场增强。该近场光可以捕获直径为48~500 nm的聚苯乙烯粒子。他们通过有限元计算发现,该结构可以对直径为100 nm的粒子产生700 pN的捕获力,比槽波导结构25 pN的捕获力高出了一个数量级。Saleh等[73]提出了一种同轴等离子激元光阑结构。他们通过仿真计算发现,当线性偏振平面光波辐照该光阑结构时,可以产生一种双光学势阱,该势阱可以捕获直径最小为2 nm的粒子。Zhang等[74]制造了一种纳米天线结构,该结构由间隙为5~30 nm的两个纳米棒组成。当采用波长为808 nm的激光辐照该结构时,狭缝处会产生表面等离子激元,进而实现近场增强。该方法可以实现最小尺寸为10 nm的金颗粒的捕获。Chen等[75]也基于电子束光刻技术制造了二维等离子基元光学晶格结构[如

4.4 基于光纤探针的移动操作
上述研究主要通过光束整形获得稳定三维势阱或者辐照特殊纳米结构来实现对NWs及NPs的捕获,进而完成被操作对象在光场作用范围内的移动、旋转等有限运动。为进一步拓宽光镊技术的应用范围,在稳定捕获被操作对象后,还需要进一步控制被操作对象进行高精度、大范围的运动。然而,上述光操作技术的光路结构较为固定,极大地限制了操作范围。光纤探针不仅可以产生光场,还易于安装在高精度运动控制平台上,因此借助光纤探针有利于实现NPs或NWs在大范围内的三维移动操作。Taylor等[78]利用一种中空式的光纤探针产生了一种环形光场,并采用该探针在水中对直径为2 μm的玻璃球进行了捕获,实现了利用单根光纤探针对粒子的稳定捕获。Anastasiadi等[79]在单个多芯光纤探针末端加工了多个斜面结构,形成了反射镜,从而使每个光纤纤芯中传输的激光发生反射并会聚一处形成了光学势阱,进而可对微米级粒子进行捕获。Liu等[80]在多模光纤探针上制造了一种锥形末端,获得了高强度梯度的三维光学势阱,实现了酵母菌的捕获及移动,如

5 结束语
本文主要针对基于SPM、EM的纳米操作技术及光镊技术的原理、特点、发展进行了简要介绍和总结,上述三种操作技术的主要特点及应用范围如
基于SPM的操作技术借助高精度的力反馈系统,不仅可以获得被操作对象及探针针尖的三维位置信息,还能够精确判断探针与被操作对象是否接触。通过控制二者之间的距离、电压差、隧道电流等,可以实现接触或非接触操作。因此,该技术可以对尺寸小至几十纳米的材料进行高精度操作。然而,由于操作及成像的实现均依赖于探针,因此该方法在操作过程的实时成像方面存在严重不足。虽然对操作系统及操作策略进行改进,可在一定程度上获得操作过程的视觉信息,但仍难以根据成像结果及时、灵活地调整操作策略。另外,探针的二维扫描运动也使其在三维操作方面受到限制,仅能实现较小范围的三维操作,难以进行大尺寸复杂纳米结构的构建。
基于EM的操作技术的最大优势是可以对操作过程进行实时视觉监测,并且利用多个操作工具可以轻松实现复杂三维纳米操作。同时,AFM探针、钨针、微镊子以及各种定制工具均可以用于操作,极大地拓宽了该技术的应用范围。但基于EM的操作系统会在一定程度上影响成像精度,并且EM的真空环境、电子束辐照等,使其难以对无法承受高真空及电子束辐照的材料进行操作。另外,该技术的最大缺陷是难以获得操作过程中的深度信息,因此难以精准判断操作工具与被操作对象是否接触,易导致二者出现损伤,更难以进行非接触操作。其操作精度难以达到SPM操作的精度,也难以针对较小尺寸的对象进行操作。光镊技术目前主要被用来进行纳米材料的捕获、旋转及有限移动,其作为一种非接触的操作技术,减小了操作过程中对纳米材料的破坏。同时,通过控制光场的作用范围、强度等可以有效地操作几纳米的颗粒。但由于光对纳米材料的力的作用较小,且操作环境多为溶液,因此其应用范围受到了极大限制。

基于SPM、EM的操作逐渐被应用于纳米结构的制造及器件的研发:首先,可以通过基于SPM、EM的操作对材料的力学、电学、光学性能进行测试,并且可以通过拉伸、弯曲等操作实现材料性能的调控,为器件研发提供性能测试及调控方法;其次,利用基于SPM、EM的操作技术可以实现不同纳米材料的装配,进而制造出具有优异性能的纳米结构,有利于实现高性能器件的研发。另外,二者也为纳米电极制造、纳米焊接等提供了重要的技术手段。光镊技术目前主要被用于纳米材料的捕获及有限移动,并逐渐向大范围、高精度的三维操作方面发展;此外,光镊技术也可以用于电极结构的直写。因此,光镊技术也逐渐被用于纳米制造及器件研发。
基于SPM、EM的操作技术以及光镊技术在纳米操作、纳米制造及纳米器件研发等方面具有广阔的应用前景,这些技术是“自下而上”实现纳米材料定位、形变、装配等过程的重要方法,同时也为纳米焊接、纳米电路制造等提供了新的思路及技术手段。上述三种技术在适用对象、应用范围、操作效果等方面各具优势,但同时也存在各自亟待解决的关键技术问题及科学问题。值得注意的是,三种操作技术之间也存在一定的互补性。例如,在EM中建立SPM系统,可在获取实时的视觉信息的同时获得深度信息,实现探针与被操作对象的精确接触或非接触操作。因此,发展集成式的操作技术及系统将有利于纳米操作技术在纳米科学领域及微电子领域的进一步发展。
