摘要
提出一种超短脉冲门控盖革模式的InGaAs/InP雪崩光电二极管(APD)单光子探测方案, 采用电容平衡与低通滤波相结合的方式来实现光生雪崩信号的有效提取。该方案所用的单光子探测器在700 MHz时具有良好的探测性能, 当工作温度设置为-30 ℃、探测效率为10%时, 暗计数率仅为7.1×10-7门-1, 后脉冲概率为3.7%。该方案弥补了其他方案在这一频段工作时的性能劣势, 实现了商用单光子探测器工作重复频率在更大的范围内连续可调并保持很好的探测性能。
Abstract
A single-photon detection scheme based on ultrashort gated Geiger mode InGaAs/InP APD was proposed.The capacitance-balancing technique was combined with low-pass filtering to achieve the valid extraction of the photo-generated avalanche signal.At 700 MHz gating frequency, the single-photon detector using this method was able to maintain good performance.When the operation temperature was set at -30 ℃, detection efficiency of 10.0% was finally attained with dark count rate of 7.1×10-7per gate and after pulse probability of 3.7%, making up the shortage of other detection techniques operating within this frequency range.Based on this design, the commercial single-photon detector is able to operate with repetition frequency continuously adjustable over a relatively large range and keep excellent detection performance.
