三波长激光照射下砷化镓聚光电池光电转换效率的研究

摘要
三结砷化镓叠层电池(InGaP/GaAs/Ge)耐强光、光电转换效率高且温度特性好,是激光无线电能传输系统中光电转换组件的理想材料。基于三结砷化镓叠层电池的光谱响应曲线,以532、808和980nm三种波长激光组合入射,在保证入射总功率密度为2W/cm2的条件下,研究了三种波长入射激光的不同功率配比对其光电转换效率的影响。结果表明,在532、808和980nm三种波长入射激光功率配比为7∶8∶5时,光电转换效率最高,为33.549%。该研究对提高三结砷化镓电池的转换效率有一定的应用价值。
Abstract
Triple-junction GaAs photovoltaic cell is an ideal component for the photoelectric conversion module of laser wireless energy transmission system with resistance to hard light, high photoelectric conversion rate and good temperature characteristics. Based on the spectral response curves of the triple-junction GaAs photovoltaic cell, the impact of different ration of lasers on the conversion efficiency of three-junction GaAs photovoltaic cells was studied by using 532, 808 and 980nm lasers with the total power of 2W. The result shows that the conversion efficiency of triple-junction GaAs photovoltaic cell is 33.549% when the ratio of 532, 808 and 980nm is 7∶8∶5, which is useful for improving the conversion efficiency of the triple-junction GaAs photovoltaic cells.
